T-Core active thermal control for high-power IC test

Purpose
Powered high-performance ICs self-heat during test. Temperature departures can change electrical results, so thermal conditions need to be controlled and recorded when interpreting functional or parametric failures.
Technical approach
T-Core combines a multi-channel controller with air-, liquid- or refrigerant-cooled thermal heads. Feedback can use a device diode, device power, an auxiliary sensor or a model; each has different measurement locations and assumptions.
Scope of use
Cohu lists engineering development, final test, burn-in and system-level test, with integration into its pick-and-place handlers. CPU, GPU, ASIC accelerator and network-processor operating windows depend on the selected head and configuration.

Scope and limitations

Heater or head readings are not necessarily junction temperature, and a 1 ms control loop does not establish a 1 ms junction-temperature settling time. Power, ramp and temperature ratings depend on the head, interface and configuration; they are not package-reliability guarantees.

What to prepare

BLNKK suggests preparing device/package dimensions, transient power profiles, available temperature feedback, socket/head contact and interface materials, setpoints and tolerances, plus calibrated reference temperatures and electrical results.

Confirm with the supplier

Confirm head/handler/tester compatibility, junction-temperature measurement or estimation, steady-state and transient acceptance conditions, contact/socket force, and the selected configuration’s power and temperature limits.

Public evidence
The current page lists power management up to 800 W, a 1 ms control loop and ramps up to 100°C/s. The REV20200530 sheet specifies ±1°C accuracy at the heater; a September 2025 Eclipse announcement separately reports up to 3 kW for that platform context.
