Warpage reversal during cooling

  • Establish a measurement baseline

Sample measurability is confirmed. Establish the heating and cooling baseline.

  • Assess model calibration

Needs a full thermal history and repeatable reversal.

Edge chipping and cracking after ultrathin-wafer grinding, handling or debonding

Locate damage onset with staged inspection, then evaluate grinding damage, dicing flows, and temporary carriers separately.

Carrier-supported ultrathin silicon wafers / dies · Backgrinding, handling, singulation, and debonding

Fan-out panel warpage during chucking and handling

Pair free / supported topography with actual loading records. Compare vacuum handling first, then review carriers and downstream compatibility.

Reconstructed panels and equipment vacuum / handling support · Post-mold handling, exposure, and equipment loading

Heat-affected damage from laser singulation

First align actual laser-kerf material changes and the earliest damage stage. Then check pulses/scans against this stack, support and test method. Bare-silicon strength with the backside in tension or switching to USP cannot establish that the device is free of thermal/chemical damage.

Laser-cut kerf and neighboring die materials · Inspection after laser singulation

Sidewall residue and cleaning after plasma dicing

First locate actual Bosch-diced sidewall composition/morphology and align mask, protection and etch histories. Then separate process inputs from cleaning compatibility. Absence of mechanical debris does not establish absence of polymers, and an author abstract cannot provide a general damage-free cleaning recipe.

Plasma-diced die sidewalls and protective/mask materials · After plasma dicing and protective-layer removal

Wafer probing contact and thermal-control validity

Check pad/bump geometry, probe contact, instrument calibration and actual temperature before targeted RDL or TSV fault analysis.

Test contacts on wafer pads, bumps, copper pillars and framed CSP/WLP devices · Wafer sort, temperature-controlled probing and post-dicing framed-wafer testing

Reconstituted-wafer warpage and handling

Record free and chucked shapes of circular reconstituted wafers before reviewing thermal conditioning, support, transfer and downstream acceptance.

Molded circular reconstituted wafers and chuck/support interfaces · After debonding, before or after RDL, and during downstream transfer/loading; confirm the configuration for material and oxidation sensitivity

Technology directions help you explore methods. They do not establish a standard solution or sample suitability.

Before you get started

What will I get from Navigator?

Explore technical paths and candidates related to an engineering problem. Compare intended uses, applicability and sources, identify missing information and key questions, and download an assessment preparation summary. These outputs help you prepare your next technical assessment. Applicability still requires samples, measurements and supplier confirmation.

How are solutions compiled? Are candidates recommendations?

The supplier catalog is compiled from public sources. Problem-specific candidates include context for the problem, structure and stage. A listing or candidate does not establish verified applicability, supplier endorsement or a purchasing recommendation. Read the sources and limitations together, then confirm your conditions with the supplier.
