WSS temporary wafer bonding and debonding

Purpose
Wafer thinning and backside processing require temporary support followed by controlled release. WSS combines carriers and bonding/removal materials for evaluating thin-wafer handling and debonding flows.
Technical approach
A glass carrier, UV-curable adhesive and light-to-heat-conversion release coating form the supported stack. After processing, laser debonding releases the carrier; removal tape then peels away the UV adhesive layer.
Scope of use
Named applications include thin silicon/SiC wafers, IGBT, FOWLP/FOPLP, MEMS and 3D TSVs. Select the adhesive grade against wafer topology, process chemicals and the actual thermal history.

Scope and limitations

WSS includes different adhesive grades, not one family-wide thermal limit. Website/brochure temperature units and throughput wording conflict; confirm current grade data. Laser release alone does not guarantee damage- or residue-free specimens.

What to prepare

BLNKK recommends preparing target wafer thickness, surface topology, carrier/release-layer configurations, process chemicals and full thermal histories. Include removal plans and checks for cracks, chipping, residue and TTV.

Confirm with the supplier

Confirm current adhesive/LTHC/tape availability and UV/laser equipment compatibility. Ask for grade-specific temperature/time and chemical windows, and acceptance criteria for carrier release, peeling and any required cleaning.

Public evidence
The website and 2024 WSS brochure document the bonding, processing and removal flow, with separate grade-dependent temperature/time guidance. They do not qualify residue, damage or yield on a customer stack.
