COMSOL Multiphysics for semiconductor packaging

COMSOL · Thermo-mechanical simulation and lifetime prediction

Purpose
Study coupled thermal, structural, fluid and electromagnetic effects in packages to compare warpage, stress and cooling trade-offs. The approach fits problems where a single-physics model omits relevant interactions.
Technical approach
Define geometry, materials, physics interfaces and boundary conditions in one environment, then couple equations and compare parameters. Custom material behavior, contact and equations can be modeled; specialized capabilities may require add-on modules.
Scope of use
For package R&D and mechanism studies, with official webinar examples covering solder-array warpage, nonlinear materials, shock/vibration and thermal management. Build the model for the particular structure, loads and available modules.
Limitations and open questions

These evaluation considerations are compiled by BLNKK from public information. They are not supplier guarantees or a mandatory submission checklist.

Scope and limitations

Model coverage depends on constitutive data, contacts, boundaries and coupling; a fine mesh alone does not establish accuracy. Published examples do not validate your package or guarantee lifetime.

What to prepare

BLNKK suggests preparing geometry, temperature-dependent material data, process/use loads, interface assumptions and measured references. Define design variants, outputs and acceptable error before discussing simplification and validation.

Confirm with the supplier

Ask COMSOL about required modules, nonlinear/contact support, data import and licenses. Use a representative package to discuss modeling steps, compute requirements and calibration against measurements.

Public evidence
The official webinar outline identifies package-model topics; the product page describes multiphysics modeling and add-ons. A 2014 conference paper provides an external molding study, not validation of every package model.

BLNKK organizes information from public sources. A company profile does not imply a documented solution. Applicability still needs confirmation against your samples and engineering conditions.
