- Uneven gaps between curved or warped dies and heat sinks can impair contact and raise local thermal resistance, requiring a TIM that conforms to non-planarity.
- Technical approach
- Patterned soft-metal foil forms compressible contact columns that deform under pressure and conduct heat. HSx offers a higher-profile, more compliant pattern.
- Scope of use
- Indium lists HSx for large CTE mismatch, curved or warped interfaces, in thicknesses of 300–1,000 µm. Select alloy and geometry for the actual contact area and clamping pressure.
