- Purpose
- Thin and reconstituted wafers need mechanical support during thinning, backside processing and transfer to manage warpage and breakage risk.
- Technical approach
- Temporarily bonds the device wafer to a carrier, then releases, cleans and transfers it after processing. Thermal slide-off, UV/IR laser and low-temperature routes depend on the selected material stack.
- Scope of use
- Supports thin-wafer flows for 2.5D/3D IC, FoWLP, power and compound semiconductors. UV and IR routes have different carrier/release-layer conditions and must fit the process thermal budget.
